The photomagnetic effect in heteronanostructures based on gallium arsenide with qantum well and delta-layered with manganese

The photomagnetic effect in Mn delta-doped heteronanostructures with an InGaAs/GaAs quantum well has been investigated. It is shown that the spectral and temperature dependences of the photomagnetic effect in these structures are described by the theory that takes into account the effect of the surface barrier to diffusion and a drift of nonequilibrium carriers.
